Non-volatile memory based on the ferroelectric photovoltaic effect

The quest for a solid state universal memory with high-storage density, high read/write speed, random access and non-volatility has triggered intense research into new materials and novel device architectures. Though the non-volatile memory market is dominated by flash memory now, it has very low operation speed with ~10 μs programming and ~10 ms erasing time. Furthermore, it can only withstand ~105 rewriting cycles, which prevents it from becoming the universal memory. Here we demonstrate that the significant photovoltaic effect of a ferroelectric material, such as BiFeO3 with a band gap in the visible range, can be used to sense the polarization direction non-destructively in a ferroelectric memory. A prototype 16-cell memory based on the cross-bar architecture has been prepared and tested, demonstrating the feasibility of this technique. Ferroelectric RAM is considered a promising candidate on the quest for a universal memory, but the concept is still problem prone. Here, the authors use the ferroelectric photovoltaic effect as a non-destructive read-out method for a new prototype memory, which shows good data retention and fatigue resistance.

Negative Poisson's Ratio in Modern Functional Materials

Materials with negative Poisson's ratio attract considerable attention due to their underlying intriguing physical properties and numerous promising applications, particularly in stringent environments such as aerospace and defense areas, because of their unconventional mechanical enhancements. Recent progress in materials with a negative Poisson's ratio are reviewed here, with the current state of research regarding both theory and experiment. The inter-relationship between the underlying structure and a negative Poisson's ratio is discussed in functional materials, including macroscopic bulk, low-dimensional nanoscale particles, films, sheets, or tubes. The coexistence and correlations with other negative indexes (such as negative compressibility and negative thermal expansion) are also addressed. Finally, open questions and future research opportunities are proposed for functional materials with negative Poisson's ratios.

CdS Nanowires Decorated with Ultrathin MoS<sub>2</sub> Nanosheets as an Efficient Photocatalyst for Hydrogen Evolution

CdS nanowires decorated with ultrathin MoS2 nanosheets were synthesized for the first time by ultrasonic exfoliation by using dimethylformamide as the dispersing agent. An excellent hydrogen evolution rate of 1914 μmol h(-1) (20 mg catalyst) under visible-light irradiation (λ ≥ 400 nm, ≈ 154 mW cm(-1) ) and an apparent quantum yield of 46.9% at λ=420 nm were achieved over the MoS2 /CdS composite. The presence of ultrathin MoS2 nanosheets (rich in active edge sites) on the CdS surface promotes the separation of photogenerated charge carriers and facilitates the surface processes of photocatalytic hydrogen evolution.
